Total: 4.81 MB (unzipped). The C++ source code of the models is not included.

WHAT IS IT?
Three N-channel MOSFETs, drawn at true scale:
  * IRLZ44N - logic level, TO-220 (G D S, the tab is D): 55 V, 47 A, 22 mohm with only 5 V on its
    gate.
  * IRFZ44N - standard, TO-220: 55 V, 49 A, 17.5 mohm at 10 V on its gate - but about 42 mohm at 5
    V.
  * 2N7000 - small signal, TO-92 (S G D): 60 V, 200 mA, about 5 ohm.
  * One analog model: the channel (a square law with a smooth threshold, the triode and saturation
    regions, channel-length modulation, the drain's
series resistance), the gate capacitance Ciss (a gate resistor charges it), the body diode, and
the junction temperature through the heatsink
(HEATSINK NONE, SMALL, LARGE on the TO-220 parts); past its limit it fails short D-S.
  * It names its region (OFF, ON, SATURATION, PWM, DIODE ON), warns when a standard part is
under-driven, and draws its output curves with the working
point. Click one at Run for the pop-up: the region, Rds now, the gate drive against its rating,
the curves, graphs, an event log and a check page.
The body is drawn as on the real part and to true scale against our Arduino.
The TEP signature and the pop-up are TEP additions.

THREE DEVICES (search "IRLZ44", "IRFZ44" or "2N7000" in Pick Devices):
  IRLZ44NTEP "IRLZ44N N-MOSFET V1.0" in TEPNMOS.LIB (Transistors > MOSFET), prefix Q, model
  TEPNMOS.DLL. Pins 1 G, 2 D, 3 S.
  IRFZ44NTEP "IRFZ44N N-MOSFET V1.0" in TEPNMOS.LIB, prefix Q, model TEPNMOS.DLL. Pins 1 G, 2 D, 3
  S.
  Q2N7000TEP "2N7000 N-MOSFET V1.0" in TEPNMOS.LIB, prefix Q, model TEPNMOS.DLL. Pins 1 S, 2 G, 3
  D.

THE POP-UP
Click the part at Run. Tabs:
MOSFET the region with the current and Rds, the package with its live pins, the gate drive
against its threshold and its rating, the output
curves (Id against Vds at four gate voltages) with the working point, and eight live
values. The toolbar: New part, the pins, the heatsink.
Graphs the live values over the last 2, 6 or 15 s. Live / Freeze.
Event log every change and warning; filters All / Changes / Warnings, Pause, Clear
Check what the part is doing and what to look at, each with a verdict (green = fine, amber
    = check, red = wrong)

TEST STATUS
V1.0: verified in Proteus 8.5 on 31 Oct 2026 (the demo project as shipped: an A4 sheet, an Arduino UNO V4.0).
What the runs showed (the model's own numbers and the sketch's monitor):
  * The project loads and starts cleanly. (Before the runs, the MOSFET law was checked in a separate
    solver: Rds(on) 22 mohm for the IRLZ44N at 5 V,
    17.6 mohm for the IRFZ44N at 10 V but 42 mohm at 5 V - the datasheets' figures - and the demo's
currents, which the runs then matched.)
  * Step 1, both on with 5 V on their gates: the IRLZ44N carried 545 mA through 22.0 mohm (12 mV,
6.5 mW); the IRFZ44N the same 544 mA through
41.7 mohm (23 mV, 12.4 mW) - its log warned UNDER-DRIVEN, and its Check page compares 42 mohm
    with its 18 mohm at 10 V.
The 2N7000 lit the red LED: 6.82 mA through 4.93 ohm.
  * Step 2, both at 50 % PWM: the pop-up read the gate as PWM at 490 Hz, about 50 % on - one line in
the log, not three an edge.
  * Steps 3 and 4: both off with 12.0 V across them; then the IRLZ44N alone. The monitor printed
    every step.
  * Each gate charge drew about 20 mA for a moment through its 220 ohm gate resistor (Ciss 1.7 nF /
    1.47 nF).
  * The pop-up: MOSFET, Graphs, Event log, Check - all four pages followed the run, for all three
    MOSFETs.

INSTALLATION (about 2 minutes)
1. Close Proteus. Extract the WHOLE ZIP to a normal folder (e.g. Desktop).
2. Copy everything in "Proteus Library Files" (TEPNMOS.LIB, TEPRESISTOR.LIB, TEPPOWERRES.LIB,
TEPLED5MM.LIB and our Arduino library V4.0, ArduinoV4TEP.LIB, with the ARDUINO UNO V4.0 used by the
demo) to the LIBRARY folder of Proteus, for example:
     C:\Program Files (x86)\Labcenter Electronics\Proteus 8 Professional\LIBRARY
(use the folder that already holds Proteus's own .LIB files).
3. Copy TEPNMOS.DLL, TEPRESISTOR.DLL, TEPPOWERRES.DLL, TEPLED5MM.DLL and TEPARDUINO.DLL from
"Proteus Model Files" to the MODELS folder (...\Proteus 8 Professional\MODELS).
4. Delete TEPNMOS.IDX from the LIBRARY folder if it is there (Proteus makes a new index).
5. Start Proteus. In Pick Devices (P) search "IRLZ44, IRFZ44 or 2N7000".

RUN THE DEMO
"Proteus Simulation\N-MOSFET-Switches-ArduinoUnoV4.pdsprj" (an A4 sheet) - keep the .hex file and
the DLLs beside the project.
ARD1: Arduino UNO V4.0 running MOSFET_Demo.hex, its serial monitor built in (window "TEP Arduino
  UNO - ARD1").
  Q1 IRLZ44N: D9 - R1 220 - gate, R2 100k gate to GND; +12V - R3 (our 10 W power resistor, 22 ohm) -
  drain; source to GND.
  Q2 IRFZ44N: D10 - R4 220 - gate, R5 100k gate to GND; +12V - R6 (22 ohm, 10 W) - drain; source to
  GND.
  Q3 2N7000: D8 - R7 100 - gate; +5V - R8 470 - D1 (our red LED) - drain; source to GND.
  1. Press Run. Every 2.5 s the next step: both on / both at 50 % PWM / both off / the IRLZ44N
alone; the 2N7000 lights the LED every other step.
  2. Compare the two TO-220 parts' pop-ups: the same 5 V on their gates, a different Rds.
Closed the monitor? Click the UNO's USB port.

WIRING (the same in Proteus and on a real board)
pin - 220 ohm - gate; 100k gate to source; load from +V to drain; source to GND (low side)
  a standard MOSFET from a 5 V pin: only partly on - use a logic-level part, or a gate driver for 10
  V
REAL HARDWARE:
 * Logic level means fully on at 4 to 5 V on the gate (IRLZ44N); a standard part (IRFZ44N) needs 10
   V for its rated Rds.
 * A gate resistor (100 to 220 ohm) limits the pin's charging current; a pull-down (10k to 100k)
keeps it off while the pin floats.
 * The body diode runs from S to D: across a coil you still need a flyback diode.
 * The tab of a TO-220 MOSFET is the drain: insulate it from a grounded heatsink.

THE DEMO SKETCH ON THE SERIAL MONITOR (MOSFET_Demo V1.0, 9600 baud)
There are no commands. The sketch steps every 2.5 s and prints each step.
EXPECTED MONITOR OUTPUT
  N-MOSFETs - The Engineering Projects
Step 1: both on (5 V on the gates), LED on
Step 2: both at 50 % PWM, LED off

PROPERTIES (double-click the part > Edit Properties)
  Part (VALUE) IRLZ44N, IRFZ44N or 2N7000
  Heatsink (TO-220 only) NONE (62 C/W, 2.0 W safe), SMALL (15 + 1.5 C/W, 7.6 W), LARGE (5
  + 1.5 C/W, 19 W)
Every run starts again from the properties.

LINKS.INI (OPTIONAL)
The Help page cards of the pop-up open web pages. To point them somewhere else without a new DLL,
put a text file named links.ini next to TEPNMOS.DLL with lines KEY=URL, for example:
  ARTICLE=https://www.theengineeringprojects.com/...
Keys: WEBSITE, FORUM, BUG_REPORT, FEATURE_REQUEST, ARTICLE, USER_GUIDE,
UPDATE_CHECK, DONATE. Only http:// and https:// links are used; lines starting
with # are comments.

TROUBLESHOOTING
* UNDER-DRIVEN on a standard part: 5 V is not enough for its rated Rds - a logic-level part, or a
  gate driver.
* SATURATION with volts across it: the gate is too low for the load - more gate voltage, or a
  logic-level part.
* It turns on by itself: the gate floats - add a pull-down from gate to source.
* TOO HOT: the junction passed 150 C - a heatsink, or a part with a lower Rds.
* The part is not simulated: TEPNMOS.DLL is missing from MODELS and from the project folder. No UNO
/ no monitor window: TEPARDUINO.DLL is missing, or click the UNO's USB port.

    Follow the tutorial

N-MOSFET Library for Proteus: IRLZ44N, IRFZ44N and 2N7000 explains every connection and setting in order; keep it open beside the files while you build.

How to add a library in Proteus 8

FAQs9 questionsContact TEP

How do I download N-MOSFET Library for Proteus V1.0?

Wait for the 30-second guest countdown on this page, then press the download button; the file comes straight from our storage. Members who are logged in skip the wait. If the browser opens the file instead of saving it, use its Save as option. The download link is made for you when the countdown ends and works for 15 minutes; a saved or shared link stops working, so share this page instead.

What is inside the archive?

N-MOSFET Library for Proteus V1.0 comes as a ZIP archive of 19 files (2.1 MB, 4.8 MB unpacked) holding Proteus library files, simulation model DLLs, a Proteus simulation, an Arduino sketch and compiled HEX firmware. Open the File Structure tab for the full list of 19 files.

What should I do if the download does not start?

Check the browser's download list first; an ad blocker or a company firewall can also hold it back, so try another browser or network. If the file arrives incomplete, download it again. For an installation problem, read the Install tab or tell us in the comments with your software version and the exact error message.

Is this file free?

Yes. Every file in the TEP Download Center is free for learning, personal and student projects. If you share it, link back to this page or the tutorial so others find the latest version.

How do I check that the file arrived complete?

Compare its SHA-256 with the one on this page, e18aeb67235a5f3f0d191012e9e4218110e1b401f82e652d84a7971747ce507c. In PowerShell run Get-FileHash "n-mosfet-tep-v1-0-7f2784264af64eedac22d923fcf4713e.zip"; on macOS or Linux run shasum -a 256 "n-mosfet-tep-v1-0-7f2784264af64eedac22d923fcf4713e.zip". The same value means the file is exactly the one in our storage; a different one means the download broke off, so download it again.

Do I need WinRAR to open the ZIP file?

No. Windows, macOS and Linux open ZIP archives on their own (Extract All, or double-click). WinRAR and 7-Zip work too. Extract the whole archive before using the files.

Where do I put the LIB and IDX files?

Both files go into the LIBRARY folder of your Proteus installation (Proteus 8: C:\Program Files (x86)\Labcenter Electronics\Proteus 8 Professional\LIBRARY; Proteus 7 has the same folder under its own name). Restart Proteus afterwards and search for the component with P.

Which Proteus version does the library need?

The tutorial names the Proteus version the library was made and tested with. Most TEP libraries work in Proteus 7 and Proteus 8; if the component does not appear after a restart, check that both the LIB and the IDX file were copied and that Proteus was fully closed while copying.

How do I get the HEX file into the simulation?

Compile the sketch in the Arduino IDE (Sketch → Export Compiled Binary gives you the HEX next to the sketch), then in Proteus double-click the board, set Program File to that HEX and run.
